The obvious one is Lightning Lord for Garth and Ayla...racking my brains, I can think of the following as well:
Shrinking Violet - Micro Lad Sun Boy - Dr Regulus Brainy - Computo White Witch - Mordru Shady - Lady Memory
If Nemesis Kid ever comes back, he would obviously be Jeckie's....are there any other villains who are primarily motivated or have a particular grudge against one specific Legionnaire?

Neither of them really seems to have a personal grudge against Imra.
Universo and Imra in the reboot. Not so much in the preboot.
Maybe Starfinger I and Lightning Lad. Starfinger II and Colossal Boy. Kenz Nuhor's brother (I forget his name) and Star Boy.

Merriam Webster defines "nemesis" as "a : one that inflicts retribution or vengeance b : a formidable and usually victorious rival or opponent." Some of the above do not seem to apply to this definition.
Chameleon Chief, for example, apparently had no personal reason to inflict vengeance on Chameleon Boy, nor was Chief all that formidable in his few appearances.
Ditto for Esper Lass and Saturn Queen, who were merely power counterparts of Saturn Girl.
Mordru abused Mysa when she was his wife; while this makes him a cad, he was (apparently) not motivated by vengeance.
Micro Lad participated in the capture and senstank deprivation of Violet for political, not personal, reasons.
Starfinger I did not seem to hold a grudge against Garth; he merely used Garth because he had the opportunity to brainwash him and re-program his robotic arm.
I suppose Ayla could qualify as a "formidable opponent" for Pol, but her victory was negligible.
Not all Legion readers disliked Monstress; some (me included) were quite fond of her.
So, of those mentioned so far, the ones who in my opinion qualify as nemeses are Dr. Regulus, Roxxas, Mekt, and Yark Althu. (I'm either unfamiliar with or don't remember the rest well enough to speculate.)
